چکیده

We show by simulation that electron mobility and velocity overshoot are greater when strained inversion layers are grown on SiGe-On-insulator substrates ~strained Si/SiGe-OI! than when unstrained silicon-on-insulator ~SOI! devices are employed. In addition, mobility in these strained inversion layers is only slightly degraded compared with strained bulk Si/SiGe inversion layers, due to the phonon scattering increase produced by greater carrier confinement. Poisson and Schroedinger equations are self-consistently solved to evaluate the carrier distribution in this structure. A Monte Carlo simulator is used to solve the Boltzmann transport equation. Electron mobility in these devices is compared to that in SOI inversion layers and in bulk Si/SiGe inversion layers. The effect of the germanium mole fraction x, the strained-silicon layer thickness, TSi , and the total width of semiconductor ~Si1SiGe! slab sandwiched between the two oxide layers, Tw were carefully analyzed. We observed strong dependence of the electron mobility on TSi , due to the increase in the phonon scattering rate as the silicon layer thickness is reduced, a consequence of the greater confinement of the carriers. This effect is less important as the germanium mole fraction, x, is reduced, and as the value of TSi increases. For TSi.20 nm, mobility does not depend on TSi , and maximum mobility values are obtained. © 2002 American Institute of Physics. @DOI: 10.1063/1.1481962#

Strained-SiÕSiGe-on-insulator inversion layers: The role of strained-Si layer thickness on electron mobility

We show by Monte Carlo simulation that electron mobility is greater when strained-silicon inversion layers are grown on SiGe-on-insulator substrates than when unstrained-silicon-on-insulator devices are employed ~as experimentally observed!. However, the electron mobility in strained-Si/SiGe-on-insulator inversion layers is strongly dependent on the strained-silicon layer thickness, TSi , due t...

Strained Silicon-On-Insulator – Fabrication and Characterization

SSOI substrates were successfully fabricated using He ion implantation and annealing to relax thin (< 500nm) SiGe buffer layers, bonding and layer transfer processes to realize strained-Si layers onto oxide layers. The reduced thickness of the SiGe buffer possess numerous advantages such as reduced process costs for epitaxy and for reclaim of the handle wafer if the layer splitting is initiated...

Si:SiGe quantum wells grown on (118) substrates: Surface morphology and transport properties

We have grown strained Si quantum wells on relaxed Si0.7Ge0.3 buffer layers using vicinal ~118! silicon substrates. Compared to conventional ~001! substrates the surface is tilted by 10° towards the @110# direction resulting in terraces with step edges which run parallel to @11̄0#. The surface morphology of the layers shows ‘‘cross-hatching’’ characteristic of relaxed SiGe films grown on Si subs...

MOSFET Channel Engineering using Strained Si, SiGe, and Ge Channels

Biaxial tensile strained Si grown on SiGe virtual substrates will be incorporated into future generations of CMOS technology due to the lack of performance increase with scaling. Compressively strained Ge-rich alloys with high hole mobilities can also be grown on relaxed SiGe. We review progress in strained Si and dual channel heterostructures, and also introduce high hole mobility digital allo...

High Mobility Strained Si/SiGe Heterostructure MOSFETs

Strained Siand SiGe-based heterostructure MOSFETs grown on relaxed SiGe virtual substrates exhibit dramatic electron and hole mobility enhancements over bulk Si, making them promising candidates for next generation CMOS devices. The most heavily investigated heterostructures consist of a single strained Si layer grown upon a relaxed SiGe substrate. While this configuration offers significant pe...
